I don't believe that RAM has much (if anything) to do with hash.
I have eight of the 2GB 270x cards and get a consistent 470Kh/s out of each. Some claim as much as 500Kh/s. I tried but couldn't keep them stable so 470Kh/s is good for me. You can get them for around $209 on Amazon with free prime shipping if you wait for actual Amazon.com stock and don't pay the scalpers.
